Ce processus peut aussi \u00eatre r\u00e9alis\u00e9 dans un environnement r\u00e9actif, o\u00f9 g\u00e9n\u00e9ralement un m\u00e9lange d&rsquo;argon et de gaz r\u00e9actifs tels que l&rsquo;oxyg\u00e8ne, l&rsquo;azote, etc., est utilis\u00e9 pour les applications n\u00e9cessitant le d\u00e9p\u00f4t de couches compos\u00e9es telles que les oxydes, les nitrures, etc. Pour augmenter l&rsquo;efficacit\u00e9 du processus de d\u00e9p\u00f4t r\u00e9actif, les composants r\u00e9actifs peuvent \u00e9galement \u00eatre introduits par une source de plasma \u00e0 distance, comme la source ICP \u00e0 distance de la s\u00e9rie PLUME.<\/p><p>Les magn\u00e9trons sont class\u00e9s en fonction du flux magn\u00e9tique \u00e0 travers les surfaces des aimants. Dans les magn\u00e9trons \u00e9quilibr\u00e9s, les aimants, c&rsquo;est-\u00e0-dire les aimants centraux et p\u00e9riph\u00e9riques, g\u00e9n\u00e8rent le m\u00eame flux magn\u00e9tique \u00e0 travers les p\u00f4les respectifs des aimants. Dans les magn\u00e9trons d\u00e9s\u00e9quilibr\u00e9s, le flux magn\u00e9tique \u00e0 travers les p\u00f4les a des valeurs diff\u00e9rentes. La configuration d\u00e9s\u00e9quilibr\u00e9e peut \u00eatre de type-I o\u00f9 l&rsquo;aimant central g\u00e9n\u00e8re un flux magn\u00e9tique sup\u00e9rieur \u00e0 celui g\u00e9n\u00e9r\u00e9 par l&rsquo;aimant p\u00e9riph\u00e9rique. Dans les magn\u00e9trons d\u00e9s\u00e9quilibr\u00e9s de type-II, c&rsquo;est l&rsquo;inverse.<\/p><p>Les magn\u00e9trons \u00e9quilibr\u00e9s g\u00e9n\u00e8rent une densit\u00e9 de plasma plus \u00e9lev\u00e9e par rapport aux deux autres configurations mentionn\u00e9es pr\u00e9c\u00e9demment, mais ils ont un taux d&rsquo;utilisation limit\u00e9 de la cible, seulement environ ~25 % de la cible est \u00e9ject\u00e9e. Cette configuration est un choix ad\u00e9quat pour les applications utilisant des gaz r\u00e9actifs et o\u00f9 des couches compos\u00e9es sont souhait\u00e9es. Les magn\u00e9trons d\u00e9s\u00e9quilibr\u00e9s se caract\u00e9risent par une meilleure utilisation de la cible, jusqu\u2019\u00e0 40 % et plus. Les magn\u00e9trons d\u00e9s\u00e9quilibr\u00e9s de type-II sont plus fr\u00e9quemment utilis\u00e9s car cette configuration fournit un flux ionique qui aide \u00e0 la croissance de la couche mince et aide \u00e0 contr\u00f4ler sa microstructure.<\/p><p>Nos magn\u00e9trons refroidis \u00e0 l&rsquo;eau sont disponibles en configuration \u00e9quilibr\u00e9e et d\u00e9s\u00e9quilibr\u00e9e. La conception emp\u00eache tout contact direct entre l&rsquo;eau de refroidissement et les aimants. Par exemple, pour une cible circulaire, un aimant annulaire et un aimant au centre de l&rsquo;anneau, de polarit\u00e9 oppos\u00e9e, sont utilis\u00e9s pour former le circuit magn\u00e9tique. Les lignes de champ magn\u00e9tique produites ont des composantes parall\u00e8les et perpendiculaires au champ \u00e9lectrique aux points o\u00f9 la composante perpendiculaire du champ B est la plus \u00e9lev\u00e9e, la force de Lorentz, ExB, perpendiculaire \u00e0 la fois au champ E et au champ B, est \u00e9galement la plus \u00e9lev\u00e9e. Dans une telle configuration, les \u00e9lectrons al\u00e9atoires confin\u00e9s dans le champ magn\u00e9tique s&rsquo;acc\u00e9l\u00e8rent \u00e0 des \u00e9nergies \u00e9lev\u00e9es et, par collision avec les atomes de gaz neutres, ionisent partiellement le gaz et forment un plasma de haute densit\u00e9 en forme de beigne. Contrairement aux \u00e9lectrons, les ions produits, en raison de leur plus grande masse, ne sont pratiquement pas confin\u00e9s dans le champ magn\u00e9tique ; ils s&rsquo;acc\u00e9l\u00e8rent donc uniquement par le champ \u00e9lectrique qui est perpendiculaire \u00e0 la cible. Les ions bombardant la cible provoquent l&rsquo;\u00e9jection des atomes de la surface, en raison du transfert de momentum des particules \u00e9nerg\u00e9tiques en mouvement
